层板的制作建议
针对我司现在的数量较多,但现在的良率极低,为提升良率根据多层板的生产特点特整理报告如下:
1.首先是流程的确定,其主要的异疑是在一起叠合或是分层叠合,一起叠合时是先将内层的压实后再叠合,或是只贴在一起到最后一起压合,其优缺点如下表所示:
涨缩稳定,成本高周期长(多了压合时的离形膜和时间)
成本低,周期短,涨缩不稳内层偏易错位,目前所行的,但其层压后的涨缩还要进行跟进(X-2Y3)
能及时发现内层不良,不会造成整套一起报废,最外层数量将不会很多,周期长,成本高\效率低
建议:采用一起叠,单层压实的方法良率高
2.流程中是做负片整板镀或是做镀孔的流程,其优缺点如下表所示
其流程是:孔化-镀铜-压膜-线路-蚀刻-去膜,
优点:周期短\效率高\成本低\易压膜
缺点:不易蚀刻\开短路较多\弯折性差
其流程是:孔化-镀铜-压膜-线路-镀二铜-去膜-压膜-线路-蚀刻-去膜
优点:易蚀刻\开短路较少\弯折性好
缺点:周期长\成本较高
建议:根据客户的要求和实际情况,建议使作镀二铜的方法
3.&&&&&&&&&&&
&根据软板多层板的制作特点和难点,其主要的制作难点是:
板子的涨缩影响(内层偏移\错位\钻带\破孔\孔偏\PSA\电测\外形难控),主要是涨缩抓准,后续所有工作将会好做
做线路时其压不实或较难压造成的开路
保护膜易压不实的现象
根据以上的建议和多层板的生产特点,特建议各部门如下:
流程说明或注意事项
& 直接把多层板的内层进行修正根据目前所测的数据是X-3Y3.
& 多层板二钻的钻带最理想则为1:1左右
& 多层板在压合时应在无效区有排气孔在限外层与纯胶就可
& 多层板在电测时其电测孔要靶冲出来,不能钻出来
& 在设计有高度差的地方要在纯胶的外形上做V形修正
& 印文字时,其板面上有高度较大的补强时其可先印文字后再压补强
& 把现行的MI要制作详细,包括是否过化学清洗等
& 最快时间内抓出多层板的内层在叠合前的涨缩与在二钻的涨缩数据,便于提供出准备的设计数据
& 抓出前处理线与后处理线的微蚀速率是多少
& 测出显影点的大小,上下两面的显影点是否一致
& 测出蚀刻能力的大小,其蚀刻的均匀性其蚀刻因子与侧蚀量是多少,其上下蚀刻能力是否一致,蚀刻参数是否合适.
& 测出电镀铜的效率,规范电镀的电流密度和时间
& 压膜辊轮的硬度是否合适,现在是55度
& 各工序的作业标准化,给出正确的作业条件并书面化,达到看文件就能做业的标准.最主要的有快压\平板压\镀铜\显影\蚀刻\前后处理线\
& 跟进现行压轮的使用寿命和效果,有问题时把其包胶包为60度的
& 外钻回来的板是否有披锋现象,此点对压膜很重要
& 镀铜的厚度是否合理
& 各线的参数指标是否正常
& 保证电测制具没有假点造成的误判现象

各层间的叠合-排版-叠层-层板-拆板-打靶
要根据层压出来的涨缩数据出钻带

针对多层板的外包板,回来时一定不能存在披锋现象,有披锋也要打磨平整后才能生产,否钻孔时,请用新的钻针,不要把新的钻针,用在普通的双上,用后就收藏起来,同时对多层板的二钻PMC也不要发放研磨过的钻针,反以要对新的钻针单独存放,给予分开管理对有高低差的板的贴膜时要注意:a. 高度差不大的,建议在加大压力的同时,阶梯状较为开阔方向与压轴成垂直进去贴膜;b.高度差较大的,在进行平时的湿法贴膜后需要静止4小时后,高压仓再压,再静止1-2小时后进行曝光.
5.&&&&&&&&&&&
所有的多层板的流程应先把内层的线路做好后,再与两外层的进行一次性的复合.这样生产时效快,而且生产成本低,品质良率较高
6.&&&&&&&&&&&
多层板的电镀条件规定为一次镀为1.7ASD*10MIN厚度在4微米左右;二次镀铜为1.7ASD*20MIN厚度在7.5微米左右.总铜厚在10微米偏下限,进行操作
7.&&&&&&&&&&&
内层板的涨缩,现经过对多层板内层压完保护膜后的数据和对压保护膜后的涨缩的数据整理,单面板的保护膜压合后会收缩万分之八.请设计直接对单面板包括多层板的内层,在现有的基础上直接加大万分之八,以保证在后面的尺寸在100%左右.(此点也包括一般的单面板的生产),就是把内层的线路按X4Y8进行修正。

内层板在做线路时,用框架做为带板进行生产,压膜时贴在FR4上进行压膜,且内层在贴膜前不经过化学清洗。

压膜的轮辊在硬度由以前的68度修正为63度

蚀刻时的酸当量控制在2-3N之间
